Traditionally, wire bonding was used in many high power applications. However, due to the inherent limitations of the wire bonding process, heavy wire bonds have been replaced by ribbon bonds.
Because of this, a number of challenges have been encountered in the development of ribbon bonding. These challenges included equipment functions, the development of consumables, and more robust bonding profiles to minimize die damage.

The ribbon is bonded to a diamond shaped surface during the bonding process. This surface grips the ribbon initially and helps hold it in position during the bonding cycle. As the thermal bonding friction is applied to fuse the ribbon to the bonding pad, the diamond shaped surface keeps the ribbon from shifting. This eliminates snagging in the bonding wedge and reduces downtime.
